It features a working peak reverse voltage (VRWM) of 45 V, a breakdown voltage range of 50.3 to 55.3 V, and a peak pulse power dissipation of 600 watts at 1 ms pulse width. The device operates over a temperature range of -55°C to +150°C and offers fast response times of less than 1.0 picosecond, with a maximum instantaneous forward voltage of 3.5 to 5.0 volts at 50 A peak current.
